In-Process Test of Stacked Dies in Assembly
In-process test is a new approach to ensure best assembly yield of 3D packages. (read more about 3D in-process test here: http://multitest.com/3dintegration/ ). The challenge at in-process test is that the contactors need to touch stacked, bare dies. A stack of dies may even be more sensitive than a single die at wafer probing. However, a certain force is required to ensure reliable contacting and satisfactory yield. The contacting force needs to be well balanced to be soft and gentle enough but at the same time high enough.
The Multitest in-process test setup leverage high-parallel test on the InStrip3D that requires high compliance from the probes to accommodate for deflection.
In-Process Test of PoPb before final Assembly to PoP
Package components for highly integrated PoPs have pads/balls on the top and the bottom. Double-sided contacting is required. The handler needs to support this accordingly.
Final Test of PoPs or TSV Packages
3D packages consist of homogenous but also heterogeneous components. Contactors need to be able to support each functionality. A modular contactor design is required to optimize cost-effectiveness and performance.
